Hi

I was wondering if the what operating factors may affect the Qrr and Trr of Power MOSFET

Does higher VDS or IDS increase the Qrr and Trr?

Hi,

The reverse recovery charges Qrr and the recovery time trr, are intrinsic parameters of the diode during its turn-off phase. This parameter is used to distinguish the body diode of the MOSFETs. Lower the Qrr and trr, lower the time taken for the MOSFET to completely turn OFF.

The current and voltage waveforms during turn OFF phase is as shown below,

They depend on the following parameters,

1) IF: Forward current flowing through the diode before it turns off
2) dI/dt : Slope applied to the diode and imposed by the circuit
3) Tj: Operating junction temperature of the diode
4) VR: Reverse voltage applied across the diode.
